I recently planted courgette, cucumber and cauliflower under a polythene grow tunnel in a raised bed. They're doing well from what I can see but how do I water them? Is it enough to water the raised bed and trust them to get water through the soil (which is what I've been doing) or do I need to water within the tunnel itself?

If they look like they need water then I think you will need to water into the tunnel. The plants need water at their roots. I guess these are fairly recently planted and the roots will be fairly small so watering along the side outside is unlikely to reach the root zone. It is always better to give plants a good soaking every now and then rather than a little bit very often. You could probably feed a string through and attach to a hose and then gradually pull it through to water the length of the tunnel. Of course if the tunnel is narrow enough so that you can soak the whole bed from the outside then that should be ok.
